UJ4C075060K4S SiCFET TO-247-4L – Antminer APW17 Power Supply Repair

The UJ4C075060K4S is an N-channel SiCFET (silicon carbide field-effect transistor) in a TO-247-4L package, used in the Antminer APW17 power supply for high-efficiency primary-side switching. The 4-lead Kelvin source connection enables clean gate signals and fast switching transitions. Key parameters: 58mΩ Rds(on), 52nC Qrr, 37.8nC Qg, gate threshold 4.8V, body diode forward voltage 1.31V, max junction temperature 175°C. HBM class 2 ESD protection.

Why SiCFETs in the APW17

The APW17 powers the latest Antminer S21 generation at high wattage. SiC transistors provide lower switching losses than silicon MOSFETs at equivalent ratings — the 52nC reverse recovery charge is a fraction of what a comparable silicon device produces. The TO-247-4L Kelvin source pin separates the power and gate return paths, enabling faster, cleaner switching and reducing EMI. Replacement Procedure

Disconnect mains and discharge bulk capacitors. Locate the UJ4C075060K4S on the primary switching board — it is a 4-pin TO-247 device mounted to the main heatsink. Remove mounting hardware, desolder the four leads, clean through-holes. Install the new device with correct pin orientation (note the Kelvin source pin), apply thermal compound and torque the screw. Test through a variac under progressive load.
