The K39N60W5 (also marked TK39N60W5) is an N-channel DTMOS SuperJunction MOSFET rated at 600V / 38.8A (155A pulse) in a TO-247 package. It delivers 270W power dissipation, 608mJ single-pulse avalanche energy and a gate threshold of 2.7–3.7V with ±30V Vgs rating. The DTMOS structure minimises Rds(on) for reduced conduction losses in the primary-side switching stage of Bitmain APW3 and APW8 power supplies. Operating range -55°C to 150°C.
DTMOS SuperJunction Advantage
The DTMOS architecture uses deep-trench charge-balancing to achieve lower Rds(on) per unit area than conventional planar designs. In the APW3/APW8 half-bridge circuit, this translates to less heat generation at sustained mining loads, extending PSU service life. The 608mJ avalanche rating provides robust protection against the voltage spikes that occur during mains-side transients.
Replacement Procedure
Disconnect mains and discharge bulk capacitors. Locate the failed MOSFET near the main transformer heatsink. Both half-bridge devices should be inspected. Remove mounting hardware, desolder through-hole leads, clean holes. Install the new K39N60W5 with correct pin orientation, apply thermal compound and torque the screw. Power through a variac under progressive load. Replace both as a matched pair if either is suspect.
