About the Product

UJ4C075044K4S 750V SiC Power MOSFET | TO-247-4 Repair Part for Antminer APW17 PSU

The UJ4C075044K4S is a 750V N-Channel SiC (silicon carbide) power MOSFET in the TO-247-4 four-lead package — the primary-side switching MOSFET on the Antminer APW17 power supply. SiC MOSFETs deliver lower switching losses and higher operating-temperature margin than equivalent silicon parts, making them the workhorse switching element on high-density ASIC PSU designs.

Headline specs: VDS 750V, RDS(on) typical 44mΩ, Qg 37.8nC, Qrr 72nC, body diode VFSD 1.2V, gate drive range 0-15V, junction temperature up to 175°C. ESD protection HBM Class 2, CDM Class C3.

When to Replace the UJ4C075044K4S

  • APW17 PSU fails to start — no DC output, no transformer startup tick.
  • Hiccup mode — PSU pulses on/off repeatedly without latching to full operation.
  • Burnt or visibly damaged TO-247-4 on the primary-side heatsink.
  • Multimeter diode-test shows shorted drain-source.

FAQ — UJ4C075044K4S SiC MOSFET

Q: Why TO-247-4 instead of standard TO-247-3?
A: The 4-lead TO-247-4 adds a Kelvin source connection — a dedicated source-sense pin separate from the power source. This reduces switching losses by isolating the gate-drive return path from the high-current source path. Standard TO-247-3 won't drop into this footprint.

Q: SiC vs silicon MOSFET — does it matter?
A: Yes — SiC has lower switching losses and tolerates higher junction temperatures than silicon. The APW17 PSU design relies on SiC's specific characteristics; substituting a silicon MOSFET at this position will increase switching loss and trip overtemperature protection under load.

Q: Rework profile?
A: Through-hole TO-247-4 rework — desolder 4 leads with a vacuum pump, lift the part, install fresh device with correct pin orientation, apply fresh thermal compound to the tab, torque to heatsink.

Q: Bulk pricing?
